Vishay Siliconix Says…

SiR880DP: ThunderFET Power MOSFET is 80-V MOSFET
On-Resistance Specified at 4.5-V Gate Drive, with Value of 8.5 mΩ


Vishay Intertechnology, Inc. unveiled the first TrenchFET power MOSFET built on a new low-on-resistance technology optimized for higher-voltage devices. The new ThunderFET SiR880DP is the first 80-V power MOSFET with an on-resistance rating at a 4.5-V gate drive. Packaged in the thermally enhanced PowerPAK SO-8, the new 80-V SiR880DP offers ultra-low on-resistances of 8.5 mΩ at 4.5 V, 6.7 mΩ at 7.5 V, and 5.9 mΩ at 10 V. Typical on-resistance times gate charge, a key figure of merit (FOM, expressed in nC-mΩ) for MOSFETs in dc-to-dc converter applications, is 161 at 4.5 V.

The SiR880DP is optimized for primary side switching in isolated do-to-dc converters for telecom point-of-load applications. Its very low on-resistance translates into reduced power consumption and greener solutions, especially at light loads such as stand-by mode.

The striking thing about the n-channel SiR880DP is the combination of its high voltage rating together with its 4.5 V gate drive rating, offering superbly low on-resistances of 8.5 mΩ at 4.5 V, 6.7 mΩ at 7.5 V, and 5.9 mΩ at 10 V (all at 60 A). The typical gate charge is 23 nC. A drain-source protection body diode is included with a maximum pulse forward current of 100 A.

Four of the eight contacts on the package, plus the under-device thermal tab, are allocated to the drain with three of the other four allocated to the source. Current in the device is limited by the package design. The operating temperature range is from -55ºC to +150ºC. Input capacitance is a typical 2440 pF while output capacitance is 1525 pF.

The 80 V drain-source rating of the SiR880DP open up applications in telecom point-of-load scenarios as well as automotive uses. The 4.5 V rating will allow for higher frequency converter designs using 5 V PWM ICs, a departure from the 6 V presently experienced. Pricing is very attractive and will allow for early design wins in dc-dc converters. Proving this low-resistance technology also intrigues as to what is going to follow on in this family stable in the coming days.

The SiR880DP is in production in thermally-enhanced halogen- and Pb-free SO-8 and is priced at $1.05 in 10-k piece lots.
